@User my concern with them is the layouts have been designed with more parasitics than necessary by a long shot. Why was drain and source places so close to each other with a a very high side wall capacitance. And the use of dummy poly is not clear to me either although not as serious. When performing PEX the parasitics are very high. I ended modifying the layouts to improve them. Also as you say the layouts are predefined but the spice models just have the plain mos's - to my mind the rf models should include all the parasitics of the layout as a whole

@yrrapt : If you have improved RF layouts, I would appreciate having them in a github repository as a supplement to the existing PDK.

@Tim Edwards they were very on the fly modifications but I will see what I can do. It certainly had a big impact on the parasitics extracted from magic and improved to speed of the ring oscillator where I used it

The ring oscillator would make a nice test for the next shuttle run to check the performance of various RF layouts. . .
