@Akash Levy @Mitch Bailey what are the variables in ReRAM device, I was able to change the thickness of the oxide layer in xschem, but that is giving me completely unpredictable results everytime. Is thickness a device parameter? if yes, why is it given as a variable then? where do I find the complete device parameters of rram_skywater_130 and what parameters I can while designing like in mosfet we have the width and the length as design parameters.

I don’t think reram thickness is a parameter that the designer can control. It’s most likely process dependent, but I may be wrong. I don’t know where to find the thickness in the sky130B pdk.

No, thickness is definitely not a value that can be controlled by designer
You can change the oxide layer thickness in the RRAM model, but that won’t affect what gets fabricated. Even if you are doing it just for simulation, there is no guarantee that you will get numbers that make any sense
I don’t know if there any “parameters” like width and length that you can adjust in the ReRAM. You might be able to change the dimensions of a cell? So perhaps you can change width and height (x-y dimensions) of the cell. But definitely not the z dimension.
I would try to keep the ReRAM cell dimensions minimal though. I don’t see any advantage to making those larger than the minimum area.
