After a meeting with <@U0506JWMLA1>:
• I've changed the filler pattern to a "+". Metal1 and Metal2 drc errors reported by klayout are gone. Hopes this works for calibre drc too.
• Using the same pattern on poly doesn't reduce density count.
• Klayout DRC doesn't report any of the COMP density errors.

Script produces beol errors on the metal spacing. I'm fixing them.

At least on LTC2 those errors are very easy to fix manually. I think that disabling the "Enhanced Filling mode" will avoid those errors, but maybe it will reduce the density.
