@Stanley Lin These models are BSIM4, you won’t find the gm, gds, c…., you need to find that by OP or DC simulations in NGSpice, but keep in mind some of those values might not be accurate from the simulation

Thank you for your help. To be honest I am not quite familiar with BSIM4. I will dig into it.
I just realized that BSIM4 is for MOSFET. How about the BJT if I want to check the gm, gds of those devices. I actually saved the gds of the BJT in OP simulation and I got 0.
For BJT, I don’t remember the LEVEL value

I just found those parameters in ngspice-38-manual Chapter 31. It turns out the
gds
of BJT goes by

. And I guess Ngspice is using Gummel-Poon model for BJT.
