A direct & visceral illustration of why the end of CMOS scaling is very near: The difference in channel charge in a leading-edge FinFET today between on and off states is only 110 electrons. Difference per nanosheet in 2037 tech is only 14 electrons.
Note that’s less than a 10x reduction over the next 15 years. And a further 10x reduction beyond that is impossible. (You need at least a 2-electron difference between on and off states, unless the device is strongly spin-polarized.)
