If there is double patterning then there is obviously a difference in cost because it is more than one mask. So if the FEOL has double patterning but the BEOL doesn't that would be a first order difference. However, besides the actual mask cost, the feature complexity can play a role in the time to make the mask. (disclaimer: I'm not much of a lithography person)
