does anyone know if 130nm is a small enough process for short channel effects to predominate? As I'm refining transistor sizes should I be using something like Gm/Id? or are equation methods likely to be adequate

I think you should only trust quadratic model for general insight, for tuning your circuit gm/id sounds like smarter choice
