How to characterize the 1T1R reram structure in xschem to find the set and reset voltages? Normally reram gives a current in the range of uA, can we operate in the order of nA?

I doubt that the simulation models are very accurate. I imagine that you’d get the best results with silicon.

This ^ It should also be noted that results vary device-to-device pretty significantly. SET/RESET will likely be somewhere between 0.8 V - 1.5 V

Regarding the current in nA, for HRS, it is maybe possible, but for LRS, probably not
